The impact of parameters such as substrate doping and device geometry on the measured responsivities are investigated and our experimental results are supported by simulations of the three-dimensional distribution of the electromagnetic fields. Comparatively high optical responsivities of about 0.1 A W-1 are observed as a consequence of the excitation of localized surface plasmons, making our nano-island photodetectors interesting for applications in which size reduction is essential.Item Open Access Adaptive epitaxy of C‐Si‐Ge‐Sn : customizable bulk and quantum structures(2025) Concepción, Omar; Devaiya, Ambrishkumar J.; Zoellner, Marvin H.; Schubert, Markus A.; Bärwolf, Florian; Seidel, Lukas; Reboud, Vincent; Tiedemann, Andreas T.; Bae, Jin‐Hee; Tchelnokov, Alexei; Zhao, Qing‐Tai; Broderick, Christopher A.; Oehme, Michael; Capellini, Giovanni; Grützmacher, Detlev; Buca, DanThe successful demonstration of (Si)Ge1‐xSnx alloys as direct‐gap materials for infrared lasers has driven intense research on group IV‐based devices for nanoelectronics, energy harvesting, and quantum computing applications. The material palette of direct‐gap group‐IV alloys can be further extended by introducing carbon to fine‐tune their structural and electronic properties, significantly expanding their functionality. This work presents heteroepitaxial growth of C(Si)GeSn alloys using an industry‐standard reduced‐pressure chemical vapor deposition reactor. The introduction of CBr4 as a precursor enables controlled incorporation of C atoms (<1 at.%) into the epilayer lattice, while simultaneously increasing the Sn content in the CGeSn alloy up to ≈18 at.%. Carbon plays a key role in modulating strain, stabilizing the crystal structure, and influencing material properties. By leveraging alloying and strain engineering, quaternary CSiGeSn bulk layers and CGeSn/GeSn heterostructures are epitaxially grown. The impact of C incorporation on optical emission is investigated in LEDs based on CGeSn/GeSn multiple quantum wells, demonstrating enhanced near‐infrared emission at 2.54 µm, which is sustained up to room temperature.Item Open Access Realization of silicon-based monolithic E-band IMPATT-transmitter and Schottky-receiver for wireless applications(2019) Zhang, Wogong; Schulze, Jörg (Prof. Dr.)In dieser Dissertation ist die Realisierbarkeit eines hochperformanten, integrierten E-Band-IMPATT-Sender- und Schottky-Empfängermoduls in SIMMWIC-Technologie (SIMMWIC, engl. für Silicon mm-Wave Integrated Circuit) mit einer Chipfläche 4 mm2 erfolgreich demonstriert. Im Vergleich zur Silizium-basierten RF-CMOS- bzw. BiCMOS-Technologie (BiCMOS, engl. für Bipolar Complementary Metal-Oxide-Semiconductor) könnte somit die SIMMWIC-Technologie eine kostengünstigere Alternative für moderne, hochperformante Drahtlosekommunikationsanwendungen darstellen.Item Open Access Volatile MoS2 memristors with lateral silver Ion migration for artificial neuron applications(2025) Cruces, Sofía; Ganeriwala, Mohit Dineshkumar; Lee, Jimin; Völkel, Lukas; Braun, Dennis; Grundmann, Annika; Ran, Ke; González Marín, Enrique; Kalisch, Holger; Heuken, Michael; Vescan, Andrei; Mayer, Joachim; Godoy, Andrés; Daus, Alwin; Lemme, Max ChristianLayered 2D semiconductors have shown enhanced ion migration capabilities along their van der Waals (vdW) gaps and on their surfaces. This effect can be employed for resistive switching (RS) in devices for emerging memories, selectors, and neuromorphic computing. To date, all lateral molybdenum disulfide (MoS2)‐based volatile RS devices with silver (Ag) ion migration have been demonstrated using exfoliated, single‐crystal MoS2 flakes requiring a forming step to enable RS. Herein, present volatile RS with multilayer MoS2 grown by metal‐organic chemical vapor deposition (MOCVD) with repeatable forming‐free operation is presented. The devices show highly reproducible volatile RS with low operating voltages of ≈2 V and fast‐switching times down to 130 ns considering their micrometer‐scale dimensions. The switching mechanism is investigated based on Ag ion surface migration through transmission electron microscopy, electronic transport modeling, and density functional theory. Finally, a physics‐based compact model is developed and the implementation of the volatile memristors as artificial neurons in neuromorphic systems is exploredd.Item Open Access Plasmonic gratings from highly doped Ge1-ySny films on Si(2021) Berkmann, Fritz; Ayasse, Markus; Schlipf, Jon; Mörz, Florian; Weißhaupt, David; Oehme, Michael; Prucnal, Slawomir; Kawaguchi, Yuma; Schwarz, Daniel; Fischer, Inga Anita; Schulze, JörgPlasmonic modes in metal structures are of great interest for optical applications. While metals such as Au and Ag are highly suitable for such applications at visible wavelengths, their high Drude losses limit their usefulness at mid-infrared wavelengths. Highly n-doped Ge1-ySny alloys are interesting possible alternative materials for plasmonic applications in this wavelength range. Here, we investigate the use of highly n-doped Ge1-ySny films grown directly on Si by molecular beam epitaxy with varying Sn-content from 0% up to 7.6% for plasmonic grating structures. We compare plasma wavelengths and relaxation times obtained from electrical and optical characterization. While theoretical considerations indicate that the decreasing effective mass with increasing Sn content in Ge1-ySny films could improve performance for plasmonic applications, our optical characterization results show that the utilization of Ge1-ySny films grown directly on Si is only beneficial if material quality can be improved.Item Open Access GeSn‐on‐Si avalanche photodiodes with high responsivity and low dark current(2025) Wanitzek, Maurice; Ramachandra, Harishnarayan; Spieth, Christian; Daus, Alwin; Schulze, Jörg; Oehme, MichaelGeSn‐on‐Si avalanche photodiodes (APDs) are emerging as a promising solution for low‐light detection in the short‐wave infrared (SWIR) spectral range, including applications in imaging and telecommunications. In this work, key challenges such as high dark current and limited responsivity are addressed by demonstrating devices, which combine low noise with high signal amplification, while remaining compatible with silicon‐based technology. GeSn‐on‐Si APDs with various Sn concentrations up to 1.9% are fabricated and characterized. The GeSn layers are grown pseudomorphically on Ge virtual substrates on Si wafers using molecular beam epitaxy. The devices comprise a double‐mesa structure and exhibit a dark current dominated by a perimeter leakage path, independent of the Sn content. A dark current below 1 µA is maintained up to the onset of avalanche breakdown, marking a significant improvement compared to prior work. A record‐high responsivity of 14.7 A W -1 is achieved at 1550 nm for the APD with 1.9% Sn. Through impulse response measurements, the 3‐dB bandwidth is determined to 1.2 GHz on devices with an 80 µm diameter, resulting in a responsivity‐bandwidth‐product of 17.6 A W -1 GHz -1 . These results highlight the potential of GeSn‐on‐Si APDs for high‐performance, low‐light applications in the SWIR range.Item Open Access Methode zur Bestimmung der Adatomkonzentration von Dotierstoffen(2003) Oehme, Michael; Kasper, Erich (Prof. Dr. phil.)Die vorliegende Arbeit beschreibt eine neue Methode für die Untersuchung der Oberflächensegregation von Dotierstoffen und diese basiert auf einer definierten Epitaxiesequenz. Das Wachstum dieser Schichtsysteme erfolgt mit der Methode der Molekularstrahlepitaxie. Mit einer ex-situ Tiefenprofilanalyse wird die Oberflächenkonzentration berechnet und die zugehörige Volumenkonzentration der Dotieratome direkt bestimmt. Dieses Experiment findet besonders Anwendung für Dotierstoffe mit einer Segregationsweite im Bereich einiger Nanometer, bei der übliche Verfahren versagen. Die Wachstumsparameter Siliziumrate und Dotierfluß werden innerhalb einer Probe konstant gehalten. Nur die Wachstumstemperatur wird während des Prozesses definiert geändert. Eine anschließende Schichtanalyse mißt die Tiefenverteilung der absoluten Konzentration der Dotieratome. Durch die definierten Temperatursprünge entsteht ein Konzentrationsprofil, aus dem sich zu jedem Sprung die zugehörige relative Änderung der Oberflächenkonzentration der Dotieradatome ermitteln läßt. Bei geeigneter Wahl der Referenztemperatur können sogar die zur Untersuchungstemperatur zugehörigen absoluten Konzentrationen der Adatome des Dotierstoffs bestimmt werden. Zusätzlich liefert die Tiefenprofilanalyse die zugehörige Volumenkonzentration. Aus diesen beiden Meßwerten berechnet sich die Segregationsweite. Am Beispiel der Dotierung des Elements Bor in Silizium mit einer (100) Oberfläche wird das Basisexperiment in seiner Anwendung ausführlich demonstriert. Zu jeder Gleichgewichtsdotierung in Abhängigkeit der Wachstumstemperatur läßt sich die zugehörige Adatomkonzentration bestimmen. Diese neue Methode liefert Daten für die Erzeugung eines scharfen Dotierprofils, indem vor dem Schichtwachstum die notwendige Borvorbelegung aufgelegt wird. Der Einfluß von Siliziumionen auf die Segregationseigenschaften bei der Dotierung von Silizium mit Bor wird mit dem Basisexperiment untersucht. Dabei ergibt sich eine Erhöhung der Oberflächenkonzentration der Boradatome nur durch das angelegte Substratpotential ab einer Spannung von 200 V. Der Ionenbeschuß vergrößert somit die Segregationsweite. Weiterhin läßt sich unter diesen Bedingungen auch eine Konzentrationsabhängigkeit der Borsegregation nachweisen. In weiteren Experimenten wird die Temperaturabhängigkeit der Segregation und der maximale Einbau von Bor in Silizium untersucht. Als zweite Anwendungsmöglichkeit des Basisexperiments werden die Segregationseigenschaften von Kohlenstoff im Material Silizium analysiert. In der aktuellen Forschung gewinnt das Materialsystem Silizium-Germanium mit einem geringen Anteil an Kohlenstoff, welcher im Dotierkonzentrationsbereich liegt, immer mehr an Bedeutung. Die Segregationseigenschaften dieses Systems sind bisher kaum untersucht worden. Jedoch bietet das Basisexperiment dafür die idealen Voraussetzungen. In dieser Arbeit wird die Segregation der Elemente Bor und Kohlenstoff im Materialsystem Silizium-Germanium mit Germaniumgehalten von 20% und 33% untersucht. Abschließend wird das Wachstum zweier spezieller Bauelementstrukturen vorgestellt, bei denen die Ergebnisse des Basisexperiments für die benötigten scharfen Dotierprofile eingesetzt werden.
