    Active electronic loads for radiometric calibration

    Although radiometer systems are widely applied in very different fields, they all have one important requirement in common: They require a thorough radiometric calibration. Various conventional calibration references are well established, but their bulkiness, high power consumption, and complexity are limiting the expanding fields of application. Since novel industrial applications such as passive millimeter-wave imaging emerge, the requirements for calibration references have increased drastically. But also in scientific fields like radio astronomy, cosmology or environmental monitoring, modern remote sensing radiometers do not rely only on conventional references anymore. In this work, millimeter-wave monolithic integrated circuits (MMICs) based on metamorphic high electron mobility transistors (mHEMT) were designed to be used as active electronic loads for radiometric calibration. These novel references have not only the outstanding property, that they can be directly integrated on chip-level into the radiometer front-end, but also, that they can exhibit cold as well as hot reference noise temperatures. Since this is achieved without any physical cooling or heating, the power consumption is notably reduced. By monolithic integration of field effect transistor (FET) switches, theses multiple references can internally be routed to the receiver input without any mechanical wear. As a result, laborious external references can be omitted and the repetition rate of the calibration procedure increased, which results in a higher radiometric accuracy and allows a more compact and cost-effective design of modern radiometer systems. This work presents the first radiometric calibration front-end that allows to internally switch between active electronic cold and active electronic hot loads, as well as a passive ambient load. All components are integrated on a single MMIC, and a patent was granted for this innovation. To predict the achievable noise temperatures of active cold loads (ACLs), different simulation approaches were previously published. This work evaluates and adapts these existing approaches to design and manufacture several W-band loads. But the required design-flow was found to be very time-consuming because multiple iterations are necessary to successively design and optimize the input- and output matching networks, and to finally achieve the desired low noise temperature. Therefore, a novel simulation approach is introduced that makes efficiently use of modern optimization algorithms and the very accurate model library of the mHEMT technology and the passive structures. With this novel simulation method, the first active hot loads (AHLs) were designed as well as state-of-the-art ACLs up to 140 GHz. However, the characterization of low-noise one-port devices is particularly challenging, especially at such high frequencies. Hence, a substantial part of this work is to investigate the reliability of different noise measurement setups and the repeatability of noise temperature results. Dedicated setups in W- and D-band are used to characterize all manufactured active loads and some selected results are cross-checked by measuring the same circuits with independently designed measurement systems of other research facilities. The discrepant results are discussed, concluding that high variations in measured one-port noise temperature do not allow to rely on one single measurement setup. At the same time, this thorough investigation and comparison permits to establish an accuracy range within which the results of the manufactured active electronic loads are reliable, whereas other previously published ACLs are typically only measured with one measurement setup.

    Fully integrated high quality factor GmC bandpass filter stage with highly linear operational transconductance amplifier

    This paper presents an electrical, fully integrated, high quality (Q) factor GmC bandpass filter (BPF) stage for a wireless 27 MHz direct conversion receiver for a bendable sensor system-in-foil (Briem, 2016). The core of 10 the BPF with a Q factor of more than 200 is an operational transconductance amplifier (OTA) with a high linearity at an input range of up to 300 mVpp,diff. The OTA’s signal-to-noise-and-distortion-ratio (SNDR) of more than 80 dB in the mentioned range is achieved by stabilizing its transconductance Gm with a respective feedback loop and a source degeneration resistance RDG. The filter stage can be tuned and is tolerant to global and local process variations due to offset and common-mode 15 feedback (CMFB) control circuits. The results are determined by periodic steady state (PSS) simulations at more than 200 global and local process variation parameter and temperature points and corner simulations. It is expected, that the parasitic elements of the layout have no significant influence on the filter behaviour. The current consumption of the whole filter stage is less than 600 μA.

    Direkte Sliding-Mode-Stromregelung von Vorschubantrieben

    Als innerste Kaskade der Regelung elektrischer Vorschubantriebe muss die Stromregelung mehreren konkurrierenden Anforderungen wie gute dynamische Eigenschaften, große Robustheit sowie energieeffiziente Arbeitsweise gerecht werden. Dies ist unter anderem wegen den nichtlinearen Eigenschaften der Leistungselektronik nicht trivial. Das Stellglied der Stromregelung besitzt einen schaltenden Charakter und frequenzabhängige Schaltverluste. Die klassische PI-Stromregelung kann diese Eigenschaften lediglich indirekt, mittels einer nachgeschalteten Pulsweitenmodulation berücksichtigen. Durch diese Struktur werden die Eigenschaften der Stromregelung und letztendlich des gesamten Vorschubantriebs verschlechtert. Das Ziel vorliegender Arbeit ist die Steigerung der Effizienz elektrischer Vorschubantriebe durch den Einsatz eines neuen direkten Stromregelungskonzeptes. Die neue Regelung soll den oben genannten konkurrierenden Anforderungen besser genügen, als es die zurzeit standardmäßig eingesetzte PI-Stromregelung mit Pulsweitenmodulation ermöglicht. Als Lösungsansatz wird eine sogenannte Sliding-Mode-Regelung (Englisch: Sliding Mode Control, SMC) vorgeschlagen, die in der Regelungstechnik seit Jahrzehnten bekannt ist. Sie hebt sich dabei besonders durch die hohe Robustheit und Dynamik hervor. SMC besitzt einen schaltenden Charakter und ist dadurch prinzipiell gut geeignet für den Einsatz an schaltender Leistungselektronik. Die bekannten Sliding-Mode-Stromregler (SM-Stromregler) weisen jedoch Defizite in Bezug auf hohe Anforderungen an die Regelung der Vorschubachsen auf. In der vorliegenden Arbeit wird daher eine neue direkte Sliding-Mode-Stromregelung für Servoantriebe in Vorschubachsen entwickelt. Die wesentlichen Nachteile bereits bekannter SM-Stromregler werden dabei durch die besondere Reglerstruktur beseitigt, die sich sowohl in phasenbezogenen Koordinaten als auch in feldorientierten Koordinaten des Motors befindet. Durch den Einsatz von SMC wird ein bedarfsgerechtes Schalten der Leistungselektronik gewährleistet, wodurch die Energieeffizienz des Antriebs erhöht wird. Des Weiteren bietet SMC ein robustes Regelverhalten bei sehr guten dynamischen Eigenschaften. Die erzielten Ergebnisse zeigen, dass die neue direkte SMStromregelung der klassischen PI-Regelung in vielen Gesichtspunkten überlegend ist und versprechen einen Einsatz mit guten wirtschaftlichen Aussichten. Die vorliegende Arbeit weist einen klassischen Aufbau auf. Zunächst wird im Kapitel Wissenschaftlich-technische Problemstellung Stand der Technik in modernen Vorschubantrieben mit den Vor- und Nachteilen herkömmlicher Stromregelung beschrieben. Daraus wird die Zielsetzung für diese Arbeit abgeleitet. Im Kapitel Stand der Forschung werden bekannte Alternativen zum Stand der Technik im Einzelnen beschrieben und klassifiziert. Besondere Aufmerksamkeit ist den direkten Stromregelverfahren und den Reglern auf SMC-Basis gewidmet. Die Defizite bekannter Stromregelverfahren werden abschließend zusammengefasst. Ausgehend aus dem beschriebenen Stand der Forschung wird der Entwurf eines neuen direkten Sliding-Mode-Stromreglers als Lösungseinsatz vorgeschlagen. Im Kapitel Reglerentwurf wird auf die Entwicklung der neuen direkten Sliding- Mode-Stromregelung detailliert eingegangen. Neben dem Entwurf des Regelgesetzes wird die Stabilität der Regelung untersucht. Eine anschauliche Erklärung der SM-Stromregelung ist in ein separates Unterkapitel ausgegliedert und trägt zum besseren Verständnis des theoretischen Teils bei. Des Weiteren werden anhand eines vereinfachten Antriebsmodels Vorschriften für die Reglerparametrierung ausgearbeitet. Im Kapitel Simulative Untersuchung werden anhand eines detaillierten Modells eines Vorschubantriebs Präzision, dynamische Eigenschaften, Robustheit und Energieeffizienz der direkten SM-Stromregelung untersucht. Zum Vergleich wird die herkömmliche Stromregelung ebenso simuliert. Die Simulationsergebnisse werden miteinander verglichen und bewertet. Des Weiteren wird der Einfluss der neuen Stromregelung auf die äußeren Regelkaskaden untersucht und bewertet. Die erzielten theoretischen Ergebnisse werden im Kapitel Experimentelle Verifikation am Versuchsstand unter Beweis gestellt. Zunächst wird der Aufbau des Versuchsstandes vorgestellt und die Besonderheiten der Implementierung erläutert. Experimentelle Untersuchungen stellen den Kern dieses Kapitels dar. Der entworfene Regler wird in der Praxis erprobt. Die Eigenschaften der direkten Sliding- Mode-Stromregelung werden durch unmittelbaren messtechnischen Vergleich mit dem Stand der Technik bewertet. Im Kapitel Zusammenfassung und Ausblick werden die wesentlichen erzielten Ergebnisse zusammengefasst und kritisch bewertet. Mit den Anmerkungen zur möglichen Weiterentwicklung der direkten Sliding-Mode-Stromregelung wird die vorliegende Arbeit abgeschlossen.

    Differences in electrochemistry between fibrous SPAN and fibrous S/C cathodes relevant to cycle stability and capacity

    Two different Li/S cathodes are compared in terms of capacity (mA.h.gsulfur-1) and intermediates during discharge and charge. One cathode material is based on fibrous SPAN, a sulfur-containing material obtained via the thermal conversion of poly(acrylonitrile), PAN, in the presence of sulfur. In this material, sulfur is covalently bound to the polymeric backbone. The second cathode material is based on porous activated carbon fibers (ACFs) with elemental sulfur embedded inside the ACFs’ micropores. Cyclic voltammetry clearly indicates different discharge and charge chemistry of the two materials. While S-containing ACFs show the expected redox-chemistry of sulfur, SPAN does not form long-chain polysulfides during discharge; instead, sulfide is chopped off the polymer-bound sulfur chains to directly form Li2S. The high reversibility of this process accounts for both the high cycle stability and capacity of SPAN-based cathode materials.

    Analysis of the influence of static and dynamic eccentricity on back EMF of a permanent magnet synchronous motor

    In this paper the measurement results that represent the back electromotive force (EMF) of a small drive permanent magnet synchronous machine (PMSM) are proposed. The focus is on the comparison between three mechanical configurations: the original one and a setup with static and dynamic eccentricity. Additionally, the influence of compensating currents is considered due to the circuitry of the windings belonging to one phase. This leads to quite similar gradients of back EMF in all three mechanical configurations.

    Experimental studies on germanium-tin p-channel tunneling field effect transistors

    Recent years have shown a growing interest in device concepts based on quantum mechanical tunneling. The tunneling field effect transistor (TFET) is a device that competes directly with the metal-oxide-semiconductor field effect transistor (MOSFET) in terms of speed, power and area. The drive current injection mechanism in TFETs is a band-to-band tunneling (BTBT) current and the promise of the TFET lies in its steep subtreshold current-voltage (I-V) characteristics, which is not restricted by the MOSFET’s 60 mV/dec limit at room temperature. TFETs could perform better at low supply voltages, but improvement of the drive current is necessary to outperform the MOSFET. In this work different device tuning strategies for the p-channel germanium (Ge) TFET are studied. Modifications involving the semiconductor material and doping profiles are investigated with the aim of increasing the tunneling probability and achieving high drive currents. This investigation has been conducted through designing, fabricating and characterizing the vertical TFET structures. Vertical semiconductor structures were grown by means of molecular beam epitaxy (MBE), and the vertical devices were fabricated using a gate-all-around (GAA) geometry fabrication process. It is shown that the drive current (ION) can be effectively increased by the introduction of germanium-tin (GeSn) in the channel. A successive increase in ION is seen when increasing the tin (Sn)-content, x, in a germanium-tin (Ge1-xSnx) channel from x = 0 % to x = 2 % and x = 4 %. This is due to the lowering of the bandgap, which effectively increases the tunneling probability. Furthermore, it is found that when Ge0.96Sn0.04 is confined within a 10 nm delta-layer, TFET device performance can be tuned by shifting the position of this layer at the source-channel interface. A high ION is achieved when this layer is completely inside the channel, while the leakage current (IOFF) is reduced when this layer is shifted from the channel and into the source. A complicating factor with incorporating Ge1-xSnx in the p-channel Ge TFETs is found to be the difficulty of maintaining a high epitaxial quality when increasing the Sn content. Together with the lowering of the bandgap, this is shown to degrade the IOFF and subthreshold swing (SS) of the device through increased Shockley-Read-Hall (SRH) generation and trap-assisted tunneling (TAT) currents. This further calls into question the feasibility of achieving acceptable performance with GeSn as channel material. Based on the results, some device performance strategies are discussed. Varying the source doping concentration in p-channel Ge TFETs with gate-source overlap is found to mainly influence the subthreshold characteristics of the devices. Steeper subthreshold characteristics is found with increasing source doping concentration. This correlation is believed to be a result of TAT in the source-gate overlap region. Contrary to results from published simulation studies, no effect of varying the source doping concentration on ION could be distinguished for the doping levels investigated. A MBE pre-buildup technique of antimony (Sb) is investigated as a means to achieve steep source doping profiles in vertical p-channel Ge TFETs. It is seen that for a Sb pre-buildup concentration of 1/20 monolayer (ML), both ION and SS is improved. This is explained by that the extent of the tunneling barrier into the source region is reduced, leading to an increase of the tunneling probability and improvement of the band pass filtering. The boost in ION is small, but the pre-buildup technique imposes no extra load onto the TFET fabrication process and can easily be combined with other strategies for boosting the drive current for TFETs. The results also suggests that an optimal pre-buildup doping exists. In this work also the aluminum oxide (Al2O3), which is used as gate oxide, and the Ge/Al2O3/Al system is studied. A germanium oxide (GeOx)-passivation achieved through post-plasma oxidation and a sulfur (S)-passivation achieved through an aqueous Ammonium sulfite solution treatment, are both investigated through the fabrication and electrical characterization of MOS-capacitors. For the sample passivated with GeOx, a hysteresis and a shift in the flatband voltage is explained by acceptor traps in the oxide. A general parallel shift of the capacitance-voltage (C-V)-curve towards positive gate voltages indicates fixed negative charges and an O-rich Al2O3. It is suggested that these O-rich regions could be induced by the post plasma oxidation treatment. Temperature dependent current-voltage (I-V)-characteristics indicate a Schottky emission process as the main transport mechanism through the oxide at low electric fields. The effect of S-passivation of the Ge surface is seen to reduce both the C-V hysteresis and the leakage current in the low E-field region. The measured oxide capacitances also reveal that this does not come at the expense of a thicker equivalent oxide thickness (EOT).

    Siliziumbasierte photonische Bauelemente für optische Empfänger

    Das rasante Wachstum des weltweiten Datenverkehrs in den vergangenen Jahren ist weiterhin ungebrochen. Zur weiteren Steigerung der Datenraten auf einer Glasfaser werden seit einigen Jahren höhere Modulationsformate eingesetzt. Somit kann das zur Verfügung stehende Spektrum effizienter genutzt werden. Aufgrund technischer Beschränkungen können die künftig benötigten elektro-optischen Schnittstellen bei Übertragungsraten von 400 Gbit/s und 1 Tbit/s nicht als Einzelträgersysteme realisiert werden. Daher werden mehrere Träger zusammen mit höheren Modulationsverfahren eingesetzt. Die dafür benötigten optischen Sender und Empfänger bestehen aus vielen Einzelkomponenten, wodurch die Komplexität und die Kosten der Baugruppen steigen. Somit wird die Notwendigkeit diese komplexen photonischen Schaltungen auf einem Chip zu integrieren sowohl durch technische als auch durch wirtschaftliche Aspekte motiviert. Zentrales Element der dabei eingesetzten kohärenten Empfänger ist der optische 90°-Hybrid. In dieser Arbeit werden monolithisch integrierte 90°-Hybride in Silizium untersucht, die als Multimoden-Interferenzkoppler realisiert werden. Diese basieren auf der Ausbildung von Selbstabbildungen durch phasenrichtige Interferenz der ausbreitungsfähigen Moden. Hierbei werden zwei Konzepte untersucht: Zum einen ein Multimoden-Interferenzkoppler mit einfachem seitlichen Mantel aus Siliziumdioxid und zum anderen eine optimierte Variante mit seitlichem Sub-Wellenlängen-Gitter zur Beeinflussung der Wellenführung im Multimoden-Interferenzkoppler. Die Bauelemente werden mithilfe der Eigenmodenentwicklung simuliert. Durch Anwendung des Bloch-Theorems können ebenfalls die Sub-Wellenlängen-Gitter effizient berechnet werden. Aus den Simulationen werden die für den Einsatz in kohärenten Empfängern maßgeblichen Eigenschaften der 90°-Hybride bestimmt. Die Simulationsergebnisse werden anhand extern hergestellter 90°-Hybride messtechnisch bestätigt. In den gemessenen Transmissionsspektren zeigen sich die qualitativ verbesserten Selbstabbildungen des optimierten Hybrids durch eine gleichförmige Aufteilung der Leistung in einem großen Wellenlängenbereich. Somit kann nutzbare Bandbreite des 90°-Hybrids hinsichtlich Gleichtaktunterdrückung und Phasenfehler der interferierenden Signale vergrößert werden. Ebenfalls können die minimalen Verluste auf nur noch 0,03 dB in der Simulation und 0,06 dB - 0,08 dB in der Messung reduziert werden. Zusätzlich werden periodisch strukturierte einmodige Wellenleiter untersucht. Um den vektoriellen Charakter der ausbreitungsfähigen Bloch-Moden zu berücksichtigen sind Simulationen der dreidimensionalen Struktur erforderlich. Die in den Simulationen vorhergesagten besonderen Ausbreitungseigenschaften der Bloch-Moden werden durch Messungen an fabrizierten Wellenleitern bestätigt. Um die Leistungspegel von Datensignal und Lokaloszillator am Eingang des 90°-Hybrids in einem optimalen Bereich zu halten wird ein einstellbares optisches Dämpfungsglied benötigt. Hierfür wird ein auf zwei 2x2-Multimoden-Interferenzkopplern basierendes abstimmbares Dämpfungsglied mit thermischen Phasenstellern vorgestellt. Die umgesetzte Verlustleistung bei vollständiger Aussteuerung beträgt 12,5 mW. Dabei kann die Dämpfung in einem Bereich von mehr als 30 dB eingestellt werden.
