dc.description.abstractMikroelektronische Bauteile dissipieren Wärme und müssen daher gekühlt werden. Wärmerohre bieten sich aufgrund ihres niedrigen Wärmewiderstands und ihrer Zuverlässigkeit als geeignete Komponenten von Kühlsystemen an. In der vorliegenden Arbeit werden Wärmerohrplatinen (mit Wasser als Arbeitsfluid) zur Kühlung von Bauteilen in der Mikroelektronik betrachtet. Das Ziel dieser Arbeit ist, ein optimiertes Vorgehen zur Wärmerohrintegration und die dazu notwendigen Hilfsmittel zu erarbeiten. Ein dreidimensionales Simulationswerkzeug wurde erstellt. Dabei werden die Strömungsgleichungen für den Dampf und die Flüssigkeit auf lineare Gleichungen vereinfacht. Vergleichsrechnungen mit experimentellen Ergebnissen zeigen, dass die Vereinfachungen zulässig sind. Das Modell ist die Basis für vier Optimierungsalgorithmen. Zwei dienen zur Optimierung der Kapillarstruktur; im einen Fall für eine homogene, im anderen Fall für eine inhomogene, d.h. sich über die Wärmerohrlänge ändernde Struktur. Mit dem dritten Algorithmus wird der Wärmerohrquerschnitt optimiert, wobei fünf verschiedene Querschnittsgeometrien betrachtet werden. Der vierte Algorithmus basiert auf einem Evolutionären Algorithmus und optimiert den Wärmerohrverlauf in bzw. auf einer Wärmerohrplatine. Auf der Grundlage der Optimierungsalgorithmen werden für verschiedene Auslegungsprobleme optimierte Auslegungsmethoden beschrieben. Durch die beschriebenen Auslegungsmethoden lässt sich der experimentelle Aufwand zur Auslegung einer Wärmerohrplatine stark reduzieren. Die Reduktion ergibt sich aus der Verlagerung des Optimierungsaufwands weg von der experimentellen und hin zur modellbasierten Optimumssuche durch einen Rechner.de
dc.description.abstractMicroelectronic devices dissipate heat, thus they have to be cooled. Heat pipes provide a low thermal resistance and good reliability and are therefore suited components for cooling systems. The focus of the present thesis lies on the application of heat pipe plates with water as working fluid. The aim of the work is to develop optimized heat pipe integration strategies and the respective required tools. A three dimensional simulation tool has been developed. The flow equations for the vapour and the liquid are simplified to linear equations. By comparing the simulated results with experimental results it could be shown that the simplifications are justified. The model is the base for four optimization algorithms. Two of them are used for optimizing the heat pipe capillary structure; in the first case for homogeneous structures, in the second case for inhomogeneous structures, i.e. where the structure varies over the heat pipe length. By means of the third algorithm the heat pipe cross section is optimized: investigations were made for five different cross sections. The fourth algorithm is based on an evolutionary algorithm and optimizes the routing of a heat pipe in or on a plate, respectively. Based on the optimization algorithms, development strategies for different application problems are described. By means of these development strategies, the experimental expense is reduced significantly. The reduction is achieved by shifting the experimental effort in the search for an optimum to a model based one, performed by a computer.en
